HBM3E

SK hynix was the first to develop the MR-MUF (Mass Reflow-Molded Underfill) packaging technology. This method bonds chips together during reflow while simultaneously filling gaps with liquid material. It plays a crucial role in advancing highly thermally conductive HBM (High Bandwidth Memory). Alongside chip control technology, it prevents wafer warpage and introduces a new fill material for improved heat dissipation. The advanced MR-MUF has boosted heat dissipation of the HBM3E by 10% compared to the previous generation, while also improving power efficiency by 10%.
